前記N型MOSトランジスタでは、
前記第1の活性領域上には、第1のゲート絶縁膜が形成されており、
前記第1のゲート絶縁膜は、第1の金属酸化物からなる第1の高誘電率材料と、前記N型MOSトランジスタのフラットバンド電圧を負側に変更する第1の金属とを含んでおり、
前記P型MOSトランジスタでは、
前記第2の活性領域上には、第2のゲート絶縁膜が形成されており、
前記第2のゲート絶縁膜は、第2の金属酸化物からなる第2の高誘電率材料と、前記P型MOSトランジスタのフラットバンド電圧を正側に変更する第2の金属とを含んでおり、

前記界面層はシリコン酸化膜である半導体装置。 - 請求項1〜4のいずれか1項に記載の半導体装置であって、
前記N型MOSトランジスタ及び前記P型MOSトランジスタは、メタル電極とポリシリコン電極が積層されたゲート電極を有する半導体装置。 - 請求項5に記載の半導体装置であって、
前記ゲート電極の側壁にサイドウオールを有する半導体装置。 - 請求項5または6に記載の半導体装置であって、
前記ポリシリコン電極の上部はシリサイドである半導体装置。 - 請求項1〜7のいずれか1項に記載の半導体装置であって、
前記第1の金属酸化物及び前記第2の金属酸化物は、ハフニウム酸化物であり、
前記第1の金属は、ランタンであり、
前記第2の金属は、アルミニウムである半導体装置。
