Abstract
【解決手段】 アブソリュートエンコーダは、複数種類のマークを含む複数のマークが間隙および周期をもって配列されたスケール(2)と、該配列に沿って配列された複数の素子を含み、それによって複数のマークの中の一部の複数のマークを検出する検出器(3)と、検出器から出力された複数周期分の周期信号の周期ごとの振幅を量子化することによってデータ列を生成し、スケールまたは検出器の上記配列に沿った絶対位置を表し且つ前記周期を分解能とする第1位置データを上記データ列から生成する信号処理部(10)とを備える。信号処理部は、複数周期分の周期信号から周期毎に得られる複数の代表値を用いて、該複数周期分の周期信号のうちの複数の周期信号にそれぞれ対応する上記量子化のための複数の閾値を得る。

実施形態1では、透光マーク2aおよび非透光部2bからなるインクリメンタルパターンに対して透光マーク2aの一部を半透光マーク2cに置き換えることで、アブソリュートコードパターンを構成した。これに替えて、非透光部2bの一部を半透光マーク2cに置き換えることで、非透光部2bと半透光マーク2cとからアブソリュートコード列を表現するようにしてもよい。
他の実施形態としてのアブソリュートエンコーダの応用例を説明する。アブソリュートエンコーダは、原点(基準位置)検出のための動作を必須としないため、種々の駆動装置や、それを含むロボットや運輸機械または装置、産業機械または装置(工作、加工、計測、製造に係る機械を含む)等において有用である。当該駆動装置は、可動部と、該可動部の運動に係る絶対位置を計測するアブソリュートエンコーダと、該アブソリュートエンコーダの出力に基づいて該可動部の運動に係る駆動を行う駆動部(アクチュエータ)とを含みうる。ここでは、一例として、産業用装置としてのリソグラフィ装置(露光装置等)に備えられるステージ(XYステージ)装置への適用例を説明する。図9は、本応用例におけるステージ装置1000の構成例を示す図である。

- アブソリュートエンコーダであって、
複数種類のマークを含む複数のマークが間隙および周期をもって配列されたスケールと、
前記配列に対応する方向に沿って配列された複数の素子を含み、該複数の素子によって前記複数のマークの中の一部の複数のマークを検出する検出器と、
前記検出器から出力された複数周期分の周期信号の周期ごとの振幅を量子化することによってデータ列を生成し、前記スケールまたは前記検出器の前記配列に沿った絶対位置を表し且つ前記周期を分解能とする第1位置データを前記データ列から生成する信号処理部と、を備え、
前記信号処理部は、
前記複数周期分の周期信号から前記周期毎に得られる複数の代表値を用いて、前記複数周期分の周期信号のうちの複数の周期信号にそれぞれ対応する前記量子化のための複数の閾値を得る、
ことを特徴とするアブソリュートエンコーダ。 - 前記信号処理部は、前記複数周期分の周期信号を平滑化して平滑化データを得、該平滑化データから選択された前記複数の代表値を用いて、前記複数の閾値を得る、ことを特徴とする請求項1に記載のアブソリュートエンコーダ。
