Abstract

994,464. Semi-conductor devices. SIEMENSSCHUCKERTWERKE A.G. Aug. 28, 1961 [Aug. 30, 1960], No. 30983/61. Heading H1K. A semi-conductor device comprises first doped zone surrounded by a concentric second doped zone, surface electrodes to each zone, a first supply conductor to the first electrode extending within a second supply conductor to the second electrode. In the example described the semi-conductor body consists of a weakly N-type core region 3b surrounded by a P-type layer 3a, into which penetrates a circular N- type region under ring-shaped electrode 7. A circular electrode 8 contacts the P-layer and a circular groove 5 is cut to divide the P-layer; in effect a 4 layer device is provided from the N-type region index electrode 7, via a portion of the P-type layer, the N-type core region 3b to the other portion 3a of the P-type layer to which an ohmic electrode 2 is connected. This ohmic electrode consists of a metal layer 2 which bonds the semi-conductor body to a molybdenum plate 2a which is soldered to a base 1. This arrangement facilitates cooling of the semi-conductor body. Electrode 7 is connected to tubular member 21 which is connected by wires 19 to metallic member 13 which is pinched on to the wires 19. Electrode 8 is connected by wire 17 to tubular member 16 which is insulatedly mounted in member 13 and is pinched at the top to seal off the enclosure formed by a ceramic member 9 which is sealed by metallic tube 10 to base 1 and by cap 12 to member 13. In operation the ring- shaped electrode 7 may operate as an emitter and control electrode 8 as the base or control electrode.
