[Also in DivisionH1] A Gunn effect apparatus comprises a Gunn effect element having at least one additional intermediate contact along its length dividing the element into a plurality of component lengths, the bias voltages applied to the various lengths being such that the amount of negative resistance exhibited by one length is sufficient to cause it to act as an oscillator while the amount exhibited by another length is only sufficient for it to act as an amplifier. In one embodiment the element consists of two lengths, the oscillator being used to change the frequency of the input or output signals of the amplifier, and a non-linear load resistance may be included in the part of the circuit common to both lengths. Alternatively, the element may include a p-n junction for frequency changing and the oscillator may be arranged in a resonant circuit, a further p-n junction being provided in the element for rectifying or demodulating the output oscillations. In a further embodiment an amplifying length is present between two oscillators. The behaviour of the various lengths may be modified by subjecting them to light irradiation or to variations in temperature, mechanical bias or electrical bias.
