Abstract

"MONTAGEM DE CHIP ARTICULADO ENCAPSULADO, E, PROCESSO PARA PROPORCIONAR A MESMA". Um dispositivo semi condutor é agregado a um substrato suporte através de pluralidade de conexões de solda que se estendem a partir do substrato suporte ao dispositivo semi condutor e o vazio entre o substrato suporte e o dispositivo semi condutor é preenchido com uma composição retrabalhável compreendendo: (a) uma resina termicamente retrabalhável reticulada produzida pela reação de pelo menos um dienófila possuindo uma funcionalidade maior que um e pelo menos um polímero contendo furano substuído com 2,5-dialquil, e (b) pelo menos uma carga presente em uma quantidade a partir de 25 a 75% por peso baseado sobre a quantidade dos componentes (a) e (b). Tal processo proporciona uma prontamente retrabalhável montagem de um semi condutor.
