Claims (2)
- 반도체소자의 필드 산화막 형성방법에 있어서, 반도체기판 상부에 완충용 산화막, 질화막과 감광막을 순차적으로 적층하는 단계와, 마스크를 이용한 노광 및 현상공정으로 감광막패턴을 형성하고, 그 하부의 질화막과 산화막을 식각하여 패턴을 형성하는 단계와, 상기 감광막패턴을 플루우시켜 상기 질화막과 산화막패턴의 측벽에 감광막 스페이서를 형성하는 단계와, 산소원자를 노출된 반도체기판으로 이온주입하여 산소이온주입영역을 형성하는 단계와, 남아 있는 감광막패턴과 감광막 스페이서를 제거하는 단계와, 상기 산소이온주입영역이 포함된 반도체기판을 산화시켜 필드산화막을 형성하는 단계를 포함하는 반도체소자의 필드산화막 형성 방법.
- 제1항에 있어서, 상기 감광막패턴을 플로우시키는 것은 30초 내지 40분동안 120 내지 250℃의 온도에서 수행하는 것을 특징으로 하는 반도체소자의 필드 산화막 형성방법.
