Claims (5)
- 광중합성 다관능성 단량체; 광중합 개시제; 고분자 결합제; 및 프로파질 아크릴레이트와 아크릴산의 공중합체를 포함하는 것을 특징으로 하는 감광성 수지 조성물.
- 제1항에 있어서, 상기 프로파질 아크릴레이트와 아크릴산의 공중합체는 중량평균분자량이 10,000 내지 150,000g/mol인 것을 특징으로 하는 감광성 수지 조성물.
- 제1항에 있어서, 상기 프로파질 아크릴레이트와 아크릴산의 공중합체는 감광성 수지 조성물의 고형분에 대하여, 5 내지 40중량%인 것을 특징으로 하는 감광성 수지 조성물.
- 제1항 내지 제4항 중 어느 한 항의 감광성 수지 조성물로부터 형성된 포토레지스트층을 포함하는 드라이 필름 포토레지스트.
