Claims (10)
- 활성면 및 그 반대면인 비활성면을 포함하는 제 1 반도체 소자;
상기 제 1 반도체 소자 상에 제공되고, 상기 제 1 반도체 소자의 활성면과 마주보는 활성면을 포함하는 제 2 반도체 소자;
상기 제 2 반도체 소자의 활성면 상의 연결 단자들;
상기 제 1 반도체 소자 내의 제 1 관통 비아; 및
외부 장치와 전기적 연결을 제공되는 외부 단자들을 포함하고,
상기 연결 단자들은:
상기 제 1 반도체 소자의 활성면과 오버랩되는 중심 단자들; 및
상기 중심 단자들 주위의 외곽 단자들을 포함하고,
상기 중심 단자들은 상기 제 1 관통 비아를 통하여 상기 외부 단자들과 전기적으로 연결되는 반도체 패키지. - 제 1 항에 있어서,
상기 외곽 단자들은 상기 제 1 관통 비아를 통하지 않고 상기 외부 단자들과 전기적으로 연결되는 반도체 패키지. - 제 1 항에 있어서,
상기 제 1 반도체 소자와 상기 외부 단자들 사이에 패키지 기판을 더 포함하고,
상기 외부 단자들은 상기 패키지 기판의 하면에 제공되는 반도체 패키지. - 제 3 항에 있어서,
상기 제 1 반도체 소자는 상기 패키지 기판의 상부에 형성된 리세스 영역 내에 제공되는 반도체 패키지. - 제 1 항에 있어서,
상기 외부 단자들은:
상기 제 1 관통 비아와 접하고 상기 제 1 반도체 소자의 하면에 제공되는 제 1 외부 단자들; 및
상기 외곽 단자들과 전기적으로 연결되는 제 2 외부 단자들을 포함하는 반도체 패키지. - 제 1 항에 있어서,
상기 제 1 반도체 소자와 상기 제 2 반도체 소자 사이에 제공되는 인터포저; 및
상기 인터포저를 관통하는 제 2 관통 비아를 더 포함하고,
상기 외곽 단자들은 상기 제 2 관통 비아를 통하여 상기 외부 단자들과 전기적으로 연결되고,
상기 중심 단자들은 상기 제 2 관통 비아를 통하여 상기 제 1 관통 비아와 전기적으로 연결되는 반도체 패키지. - 제 1 항에 있어서,
상기 제 1 반도체 소자의 하면에 제공되는 제 1 단자들을 더 포함하고,
상기 제 1 관통 비아들 중 일부는 상기 제 1 단자들과 전기적으로 연결되지 않는 반도체 패키지. - 제 1 항에 있어서,
상기 제 2 반도체 소자의 활성면은 상기 제 1 반도체 소자의 활성면보다 넓은 반도체 패키지. - 제 1 반도체 소자;
상기 제 1 반도체 소자 상의 제 2 반도체 소자;
상기 제 2 반도체 소자의 하면에 제공되는 연결 단자들;
상기 제 1 반도체 소자 내에 제공되는 제 1 관통 비아; 및
외부 장치와의 전기적 연결을 제공하는 외부 단자들을 포함하고,
상기 연결 단자들 중 일부는 상기 관통 비아과 전기적으로 연결되고,
상기 연결 단자들 중 잔부는 상기 관통 비아를 통하지 않고 상기 외부 단자들과 전기적으로 연결되는 반도체 패키지. - 제 9 항에 있어서,
상기 제 1 반도체 소자와 상기 제 2 반도체 소자 사이에 제 2 관통 비아를 포함하는 인터포저를 더 포함하고,
상기 연결 단자들은 상기 제 2 관통 비아와 전기적으로 연결되는 반도체 패키지.
