Claims (5)
- 고밀도 원판 제조 방법에 있어서,원판에 전자 빔을 이용하여 고밀도로 데이터를 기록하는 단계와,상기 데이터가 기록된 원판을 현상 및 식각하는 단계와,상기 식각된 원판에 대해 2P 프로세스를 이용하여 2P 원판을 복제하는 단계와,상기 복제된 2P 원판을 이용하여 스탬퍼를 제조하는 단계를 포함하는 것을 특징으로 하는 고밀도 원판 제조 방법.
- 제1항에 있어서,상기 기록 단계는,Si 원판에 유기 포토 레지스트를 코팅하는 단계와,상기 코팅된 Si 원판에 전자빔을 이용하여 데이터를 기록하는 단계를 포함하는 것을 특징으로 하는 고밀도 원판 제조 방법.
- 제1항에 있어서,상기 원판의 재질은 Si 웨이퍼로 이루어지는 것을 특징으로 하는 고밀도 원판 제조 방법.
- 고밀도 디스크 제조 방법에 있어서,전자빔을 이용하여 고밀도로 데이터를 기록한 원판으로부터 복제된 2P 원판을 이용하여 스탬퍼를 생성하는 단계와,상기 생성된 스탬퍼를 이용하여 디스크를 제조하는 단계를 포함하는 것을 특징으로 하는 고밀도 디스크 제조 방법.
- 제4항에 기재된 고밀도 디스크 제조 방법에 의해 제조된 고밀도 디스크.
