Claims (8)
- 한 쌍의 투명전극 사이에 제 1 반도체층, 제 1 절연층 및 제 2 반도체층이 순차로 개재되고,
상기 투명전극 및 제 1 반도체층 사이에 제 2 절연층이 개재되고,
상기 제 1 반도체층은 SnOx를 포함하고,
상기 제 2 반도체층은 금속 도핑된 산화물 반도체층이고,
상기 금속은 Sn이고,
상기 제 2 반도체층은 NiOx를 포함하고,
상기 금속 도핑된 산화물 반도체층은 Ni 100 중량부에 대하여, 상기 Sn 1 내지 20 중량부를 포함하는,
광 투과가변 소자. - 삭제

상기 제 1 반도체층 및 제 2 반도체층은 각각 n형 또는 p형 산화물 반도체를 포함하는 것을 특징으로 하는, 광 투과가변 소자. - 삭제
