Description
Claims (15)
- 증착 방법으로서,
제1 금속 표면을 갖는 기판을 제공하는 단계; 및
상기 제1 금속 표면 상에 제2 금속 산화물 층을 형성하기 위해 상기 기판을 제2 금속 전구체 및 알콜에 개별적으로 노출시키는 단계를 포함하고, 상기 제2 금속 전구체는 금속-산소 결합들을 실질적으로 포함하지 않으며, 상기 알콜은 베타 탄소에 부착된 베타 수소의 산도를 증가시키기 위해 상기 알콜의 상기 베타 탄소에 부착된 전자 끄는 기를 포함하는, 증착 방법. - 제1항에 있어서,
상기 기판은 350 ℃ 이하의 온도로 유지되는, 증착 방법. - 제1항에 있어서,
상기 제1 금속은 코발트, 구리, 니켈, 루테늄, 텅스텐 또는 백금 중 하나 이상을 포함하는, 증착 방법. - 제1항에 있어서,
상기 제2 금속은 알루미늄, 하프늄, 지르코늄, 니켈, 아연, 탄탈럼 또는 티타늄 중 하나 이상을 포함하는, 증착 방법. - 제1항에 있어서,
상기 제2 금속 전구체는 적어도 하나의 카르보 리간드를 포함하는, 증착 방법. - 제5항에 있어서,
상기 적어도 하나의 카르보 리간드는 1 내지 6개의 탄소 원자들을 함유하는, 증착 방법. - 제1항에 있어서,
상기 제2 금속 전구체는 적어도 하나의 아미노 리간드를 포함하는, 증착 방법. - 제1항에 있어서,
상기 제2 금속 전구체는 적어도 하나의 할라이드 리간드를 포함하는, 증착 방법. - 제1항에 있어서,
상기 알콜은 2 내지 10개의 탄소 원자들을 함유하는, 증착 방법. - 제1항에 있어서,
상기 알콜은 2급 알콜인, 증착 방법. - 제1항에 있어서,
상기 전자 끄는 기는 할라이드, 케톤, 알켄, 알킨, 페닐, 에테르, 에스테르, 니트로, 시아노 또는 트리할라이드 기들로부터 선택되는, 증착 방법. - 제1항에 있어서,
상기 알콜은 4-히드록시-2-부탄온, 4-히드록시-2-펜탄온, 4-히드록시-4-메틸-2-펜탄온, 1-클로로-2-프로판올, 2-메톡시에탄올, 1-페닐-2-프로판올, 4-펜텐-2-올, 1,6-헵타디엔-4-올, 4,4,4-트리플루오로-2-부탄올 또는 이들의 조합들로부터 선택되는, 증착 방법. - 증착 방법으로서,
제1 금속 표면을 갖는 기판을 제공하는 단계 ― 상기 제1 금속은 본질적으로 코발트로 구성됨 ―; 및
상기 제1 금속 표면 상에 산화알루미늄 층을 형성하기 위해 상기 기판을 트리메틸 알루미늄 및 4-히드록시-2-펜탄온에 개별적으로 노출시키는 단계를 포함하고,
상기 기판은 350 ℃ 이하의 온도로 유지되는, 증착 방법. - 증착 방법으로서,
제1 금속 표면을 갖는 기판을 제공하는 단계;
상기 기판을 제2 금속 전구체 및 제1 알콜에 개별적으로 노출시키는 단계 ― 상기 제2 금속 전구체는 금속-산소 결합들을 실질적으로 포함하지 않으며, 상기 제1 알콜은 상기 제1 알콜의 베타 탄소에 부착된 베타 수소의 산도를 증가시키기 위해 상기 제1 알콜의 상기 베타 탄소에 부착된 전자 끄는 기를 포함함 ―; 및
상기 제1 금속 표면 상에 혼합된 금속 산화물 층을 형성하기 위해 상기 기판을 제3 금속 전구체 및 제2 알콜에 개별적으로 노출시키는 단계를 포함하고, 상기 제3 금속 전구체는 금속-산소 결합들을 실질적으로 포함하지 않으며, 상기 제2 알콜은 상기 제2 알콜의 베타 탄소에 부착된 베타 수소의 산도를 증가시키기 위해 상기 제2 알콜의 상기 베타 탄소에 부착된 전자 끄는 기를 포함하며,
상기 혼합된 금속 산화물은 상기 제2 금속 및 상기 제3 금속을 포함하고, 상기 제1 금속, 상기 제2 금속 및 상기 제3 금속은 각각 상이한 금속들인, 증착 방법. - 제14항에 있어서,
상기 제1 알콜 및 상기 제2 알콜은 동일한 알콜인, 증착 방법.
