Abstract
Description
Claims (10)
- (A) 벤조옥사진 구조를 갖는 화합물,
(B) 실온에서 액상인 에폭시 수지,
(C) 질량 평균 분자량(Mw)이 10000 이상인 고분자 화합물,
(D) 평균 입경 1㎛ 이하의 충전제, 및
(E) 산기를 갖는 200℃에서의 가열 감량이 30% 이하인 화합물
을 함유하고,
상기 (B) 성분의 실온에서 액상인 에폭시 수지의 함유량은 상기 (A) 성분의 벤조옥사진 구조를 갖는 화합물 100질량부에 대해, 1∼67질량부인 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항에 있어서,
상기 (B) 성분의 실온에서 액상인 에폭시 수지가, 비스페놀 A형 에폭시 수지, 비스페놀 F형 에폭시 수지의 어느 하나를 포함하는 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항에 있어서,
상기 (E) 성분의 화합물이 카르복실산류인 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항에 있어서,
상기 (E) 성분의 화합물은 올레산, 스테아르산, 아비에트산 및 말레산 수지로 이루어지는 군으로부터 선택되는 적어도 하나인 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항에 있어서,
추가로 (F) 실란 커플링제를 포함하는 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항에 있어서,
추가로 (G) 엘라스토머를 포함하는 필름상 반도체 봉지재. - 제 8 항에 있어서,
상기 (G) 성분의 엘라스토머가 폴리부타디엔 골격을 포함하는 필름상 반도체 봉지재. - 제 1 항 또는 제 2 항의 필름상 반도체 봉지재를 사용한 반도체 장치.
