Claims (10)
- 삭제
- 청구항 1에 있어서, 상기 금속막 산화제는 과산화수소, 과초산, 산화금속, 질산, 퍼설페이트, 할로겐산 및 할로겐산염으로 이루어진 군으로부터 선택되는 1종 이상인 것을 특징으로 하는 식각액 조성물.
- 삭제
- 청구항 1에 있어서, 질소원자 함유 화합물 0.1 내지 10 중량%, 및 황(S)원자나 인(P)원자를 함유하는 산 0.01 내지 10 중량%로 이루어진 군으로부터 선택되는 1종 이상이 더 포함되는 것을 특징으로 하는 식각액 조성물.
- 청구항 5에 있어서, 상기 금속막 산화제로서 과산화수소가 포함되는 것을 특징으로 하는 식각액 조성물.
- 청구항 6에 있어서, 조성물 총 중량에 대하여 상기 금속막 산화제로서 과산화수소가 1 내지 25중량%로 포함되며; 질소원자 함유 화합물이 아미노산이며, 황(S)원자나 인(P)원자를 함유하는 산이 인산인 것을 특징으로 하는 식각액 조성물.
- 청구항 1에 있어서, 상기 식각액 조성물은 구리계 금속막, 몰리브데늄계 금속막, 티타늄계 금속막, 또는 이들로 이루어진 다층막의 식각에 사용되는 것을 특징으로 하는 식각액 조성물.
- 청구항 8에 있어서, 상기 다층막이 구리계 금속막/몰리브데늄 금속막, 구리계 금속막/티타늄계 금속막 또는 구리계 금속막/몰리브데늄-티타늄계 합금막인 것을 특징으로 하는 식각액 조성물.
- a)기판 상에 게이트 전극을 형성하는 단계;
b)상기 게이트 전극을 포함한 기판 상에 게이트 절연층을 형성하는 단계;
c)상기 게이트 절연층 상에 반도체층을 형성하는 단계;
d)상기 반도체층 상에 소스/드레인 전극을 형성하는 단계; 및
e)상기 드레인 전극에 연결된 화소 전극을 형성하는 단계를 포함하는 액정 표시 장치용 어레이 기판의 제조방법에 있어서,
상기 a), d) 또는 e)단계가, 금속막을 형성하고, 상기 금속막을 청구항 1, 3 및 5 내지 9 중의 어느 한 항의 식각액 조성물로 식각하여 전극을 형성하는 단계를 포함하는 것을 특징으로 하는 액정 표시 장치용 어레이 기판의 제조방법.
