Claims (19)
- 용제 A를 포함하는 조성물, 용제 B를 포함하는 조성물, 및 용제 C를 포함하는 조성물을 구비하는 반도체 장치 제조용 키트로서,
제1 기판 상에, 가접착제와 용제 A를 포함하는 가접착제 조성물을 이용하여 가접착제층을 형성한 후,
상기 제1 기판에 있어서의 잉여인 가접착제 중 적어도 일부를, 용제 B를 포함하는 조성물을 이용하여 세정하는 것, 및
상기 가접착제층을 통하여, 제1 기판과 제2 기판을 첩합하여 적층체를 제조하는 것을 행한 후,
상기 적층체로부터, 제1 기판 및 제2 기판 중 한쪽을 40℃ 미만에서 박리하고, 상기 제1 기판 및 제2 기판 중 적어도 한쪽에 잔존하고 있는 가접착제를, 용제 C를 포함하는 조성물을 이용하여 세정할 때에 이용하는 키트이며,
상기 용제 A가 식 1을, 상기 용제 B가 식 2를, 상기 용제 C가 식 3을 충족시키는, 키트;

식 1~식 3에 있어서, PA, PB, PC는, 각각 용제 A, 용제 B, 용제 C의 25℃에 있어서의 증기압을 나타내고, CA, CB, CC는, 각각 가접착제의 용제 A, 용제 B, 용제 C에 대한 25℃에 있어서의 포화 용해도를 나타낸다; 단, 증기압의 단위는 Pa이며, 포화 용해도의 단위는 질량%이다. - 청구항 1에 있어서,
상기 용제 A의 용해 파라미터를 spA, 상기 용제 B의 용해 파라미터를 spB로 했을 때, |spA-spB|≤3.0을 충족시키는, 키트; 단, 용해 파라미터의 단위는 (MPa)0.5이다. - 청구항 1 또는 청구항 2에 있어서,
상기 적층체가, 제1 기판의 표면에 1층 이상의 가접착제층을 갖고, 상기 가접착제층의 표면에 제2 기판을 갖는, 키트. - 청구항 3에 있어서,
상기 가접착제층이 1층인, 키트. - 청구항 1 또는 청구항 2에 있어서,
상기 가접착제층은, 제1 기판 상에, 가접착제와 용제 A를 포함하는 가접착제 조성물을 도포하여 형성하는, 키트. - 청구항 1 또는 청구항 2에 있어서,
상기 적층체 중의 잉여인 가접착제는, 제1 기판의 제2 기판으로부터 먼 측의 면, 제1 기판의 에지부 및 제1 기판의 베벨부 중 적어도 하나에 존재하고 있는 것인, 키트. - 청구항 1 또는 청구항 2에 있어서,
상기 용제 A를 포함하는 조성물이, 상기 가접착제와 용제 A를 포함하는 가접착제 조성물인, 키트. - 청구항 1 또는 청구항 2에 있어서,
상기 가접착제가 엘라스토머를 포함하는, 키트. - 청구항 8에 있어서,
상기 엘라스토머는 스타이렌 유래의 반복 단위를 포함하는, 키트. - 청구항 8에 있어서,
