Claims (9)
- 질화규소기 세라믹스를 모상(母相)으로 하고, 질화붕소가 2.5vol.% 이상, 10vol.% 이하의 비율로 분산상으로서 복합되어 있으며,
JIS R1601에 준거한 25℃에서의 4점 굽힘 강도를 σi, JIS R1615에 준거한 수중 투하법에 의해 800℃ 이상으로부터 25℃의 물 속에 투하에 의한 급랭으로 열충격을 준 후의 4점 굽힘 강도를 σf라고 했을 때, σi의 값이 400MPa 이상이면서 σf/σi의 비의 값이 0.85 이상이고,
상기 복합 세라믹스 중에 Al원소가 포함되어 있지 않은 것을 특징으로 하는 복합 세라믹스. - 질화규소기 세라믹스를 모상(母相)으로 하고, 질화붕소가 2.5vol.% 이상, 10vol.% 이하의 비율로 분산상으로서 복합되어 있으며,
JIS R1601에 준거한 25℃에서의 4점 굽힘 강도를 σi, JIS R1615에 준거한 수중 투하법에 의해 800℃ 이상으로부터 25℃의 물 속에 투하에 의한 급랭으로 열충격을 준 후의 4점 굽힘 강도를 σf라고 했을 때, σi의 값이 400MPa 이상이면서 σf/σi의 비의 값이 0.85 이상이고,
JIS R1601에 준거한 1200℃에서의 4점 굽힘 강도를 σh라고 했을 때, σh와 상기의 σi의 비율 σh/σi이 0.85 이상이고,
대기 중 1300℃ 또는 1400℃에서, 100시간 산화 처리한 후의 복합 세라믹스의 중량에서 산화 처리 전의 중량을 빼고, 그것을 산화 처리 전의 중량으로 나누어서 100을 곱한 값이 0.01∼0.10%인 것을 특징으로 하는 복합 세라믹스. - 제1항 또는 제2항에 있어서,
Y, Yb 또는 Lu원소를 포함하는 실리케이트 또는 옥시나이트라이드(oxynitrides)상의 결정상이 X선 회절에 의해 확인되고, 그 회절 피크가 주요 결정상에 대하여 상대 적분 강도 0.01~0.6인 것을 특징으로 하는 복합 세라믹스. - 제1항 또는 제2항에 있어서,
Y, Yb 또는 Lu원소를 포함하는 실리케이트 또는 옥시나이트라이드상의 결정상이 질화규소기 세라믹스 모상의 입계상으로서 존재하는 것을 특징으로 하는 복합 세라믹스. - 제1항 또는 제2항에 있어서,
기공 직경 1~10㎛의 기공을 1.5vol.% 이하로 포함하는 것을 특징으로 하는 복합 세라믹스. - 제1항 또는 제2항에 있어서,
레이저 플래시법으로 측정한 열전도율이 50W/mK 이상인 것을 특징으로 하는 복합 세라믹스. - 제2항에 있어서,
상기 복합 세라믹스 중에 Al원소가 포함되어 있지 않은 것을 특징으로 하는 복합 세라믹스. - 제1항 또는 제2항에 기재된 복합 세라믹스의 제조방법으로서,
모상을 형성하는 질화규소기 세라믹스 원료 분말과 분산상을 형성하는 질화붕소 원료 분말을 혼합해서 성형하여, 소성하는 공정을 포함하고,
질화붕소 원료 분말로서, t=0.9λ/(BcosθB)(식 중, λ는 X선 관구(管球)의 파장(nm)을 나타내고, B는 반치폭(rad)을 나타내고, θB는 회절각(rad)을 나타낸다.) 으로 정의되는 결정자 사이즈가 40nm 이상, 48nm 미만인 것을 사용하는 것을 특징으로 하는 복합 세라믹스의 제조방법. - 제8항에 있어서,
질화붕소 원료 분말로서, X선 회절법으로 확인할 수 있는 난층 구조(turbostratic structure)를 가지는 t-BN을 사용하는 것을 특징으로 하는 제조방법.
