Claims (17)
- 알루미나 기판 위에 금속 회로판이 접합된 세라믹스 회로 기판에 있어서,
상기 알루미나 기판은, 알루미나 Al2O3를 94 내지 98질량% 및 소결 전에 배합된 소결 보조제로부터 생성된 소결 보조제 유래 성분을 2 내지 6질량% 포함하고,
상기 소결 보조제 유래 성분은, 규소를 함유하는 무기 산화물이며, 상기 소결 보조제 유래 성분 중의 규소는 산화규소 SiO2로 환산한 질량으로 상기 알루미나 기판 100질량% 중에 0.01 내지 1.5질량% 포함되고,
상기 알루미나 기판은, 보이드의 최대 직경이 15㎛ 이하이고, 보이드의 평균 직경이 10㎛ 이하이며, 비커스 경도가 1300 이상이고, 알루미나 결정립의 평균 결정립 직경이 20㎛ 이하이며, 단면 관찰로 단위 면적 200㎛×200㎛의 관찰 범위 내에서 관찰되는 알루미나 결정립의 전체 개수 Nt에 대한, 상기 관찰 범위 내에서 관찰되고, 알루미나 결정립의 평균 결정립 직경을 A㎛라 하였을 때 0.3A 내지 1.7A의 범위 내에 있는 알루미나 결정립의 개수 NA의 비율 NA/Nt가 70% 이상이고, 단면 관찰로 산출되는 단위 면적 100㎛×100㎛당 보이드의 개수가 5 내지 50개이며,
상기 금속 회로판은, 직접 접합법에 의해 상기 알루미나 기판에 접합되어 있고,
상기 알루미나 기판과 상기 금속 회로판의 접합 계면은, 상기 세라믹스 회로 기판의 단면 관찰을 행하였을 때, 상기 금속 회로판의 표면을 따른 곡선이 상기 알루미나 기판의 표면의 요철을 따른 곡선에 접하는 비율이 95% 이상인 뒤얽힌 구조로 되어 있고,
상기 세라믹스 회로 기판의 최대 휨량이 1.0㎜ 이상인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항에 있어서,
상기 소결 보조제 유래 성분은 칼슘을 더 포함하는 무기 산화물이며, 상기 소결 보조제 유래 성분 중의 칼슘은 산화칼슘 CaO으로 환산한 질량으로 상기 알루미나 기판 100질량% 중에 0.001 내지 1.5질량% 포함되는 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 소결 보조제 유래 성분은 마그네슘을 더 포함하는 무기 산화물이며, 상기 소결 보조제 유래 성분 중의 마그네슘은 산화마그네슘 MgO으로 환산한 질량으로 상기 알루미나 기판 100질량% 중에 0.001 내지 1.0질량% 포함되는 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 소결 보조제 유래 성분은 나트륨을 더 포함하는 무기 산화물이며, 상기 소결 보조제 유래 성분 중의 나트륨은 산화나트륨 Na2O으로 환산한 질량으로 상기 알루미나 기판 100질량% 중에 0.001 내지 0.5질량% 포함되는 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 알루미나 기판은, 이 알루미나 기판의 단면 관찰로 산출된 보이드의 면적의 비율인 보이드 면적률이 20% 이하인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 알루미나 기판은, 절연 내압이 15KV/㎜ 이상인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 알루미나 기판은, 열전도율이 20W/m·K 이상인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 알루미나 기판은, 항절 강도가 300MPa 이상인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 금속 회로판은 구리 회로판이며, 이 구리 회로판은 Cu-O 공정(共晶) 화합물에 의해 상기 알루미나 기판에 접합되어 있는 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 금속 회로판은 구리 회로판이며, 이 구리 회로판은 탄소를 0.1 내지 1.0질량% 포함하는 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 알루미나 기판은, 두께가 0.25 내지 1.2㎜인 것을 특징으로 하는 세라믹스 회로 기판. - 제1항 또는 제2항에 있어서,
상기 금속 회로판은, 두께가 0.1 내지 0.5㎜인 것을 특징으로 하는 세라믹스 회로 기판. - 삭제
