Description
도 2a 내지 도 2c는 각각 본 발명의 다른 구현예에 따른 기체차단막의 단면을 나타낸 모식도이다.
도 3은 본 발명의 일 구현예에 따른 기체차단막의 탄소, 알루미늄, 규소 및 산소 원소의 분포도를 X선 전자광분광법(XPS)을 이용하여 관찰한 수심 모형(depth-profile)의 그래프이다.
도 4는 본 발명의 일 구현예에 따른 기체차단막의 제조방법에서 유/무기 하이브리드 기체차단막 형성 전·후의 단면에 대한 주사 전자현미경 사진이다.

Claims (20)
- 기재; 및
상기 기재 위에 형성되고, 경사조성 구조를 갖는 유/무기 하이브리드 기체차단층으로서,
상기 유/무기 하이브리드 기체차단층은 -O-Si-O- 연결부를 포함하는 망상 구조를 가지고, 상기 망상 구조는 상기 -O-Si-O- 연결부의 규소 원자에 직접 결합된 탄소 원자를 포함하는 유기 작용기; 및 상기 망상 구조내 틈새 자리에 산화물 형태로 존재하거나, 상기 -O-Si-O- 연결부의 산소 원자에 결합된 기타 원소로서, 알칼리 금속, 알칼리 토금속, 전이금속, 전이후 금속, 준금속, 붕소 및 인 중에서 선택된 1종 이상인 기타 원소를 포함하는 기체차단막. - 제1항에 있어서,
상기 경사조성 구조를 갖는 유/무기 하이브리드 기체차단층은 상기 기재쪽 계면과 반대쪽에 위치하고 탄소가 실질적으로 존재하지 않는 무기 부분 영역(inorganic domain);
상기 기재쪽 계면에 위치하고 탄소가 일정한 함량으로 존재하는 유기 부분 영역(organic domain); 및
상기 무기 부분 영역과 상기 유기 부분 영역 사이에 존재하고, 상기 무기 부분 영역으로부터 상기 유기 부분 영역으로 향하는 두께 방향으로 탄소 함량이 점진적으로 증가하는 구배 부분 영역(gradient domain)
으로 이루어진 기체차단막. - 제1항에 있어서,
상기 기타 원소 대 상기 규소 원자의 원자수 비가 1:20 내지 20:1인 기체차단막. - 제1항에 있어서,
상기 경사조성 구조를 갖는 유/무기 하이브리드 기체차단층은 굴절율이 25℃에서 파장 632nm의 빛에 대하여 1.1 내지 2.5인 기체차단막. - 제2항에 있어서,
상기 무기 부분 영역의 표면 경도가 연필 경도계로 측정하여 6H 이상인 기체차단막. - 제1항에 있어서,
상기 기타 원소는 Li, Na, K, Rb, Cs, Be, Mg, Ca, Sr, Ba, Ti, Zr, Hf, V, Nb, Mo, W, Te, Re, Ni, Zn, Al, Ga, In, Tl, Sn, B 및 P중에서 선택된 1종 이상인 기체차단막. - 제1항에 있어서,
상기 기재는 폴리에틸렌테레프탈레이트, 이축연신 폴리에틸렌테레프탈레이트(BOPET; Biaxially-oriented polyethylene terephthalate), 폴리에테르설폰, 폴리카보네이트, 폴리이미드, 폴리아릴레이트, 폴리에틸렌나프탈레이트, 에폭시 수지, 불포화폴리에스테르, 저밀도 폴리에틸렌(LDPE), 중밀도 폴리에틸렌(MDPE), 고밀도 폴리에틸렌(HDPE), 선형 저밀도 폴리에틸렌(LLDPE; Linear Low-Density Polyethylene), 이축연신 폴리프로필렌(BOPP; Bi-Oriented Polypropylene), 연신 폴리프로필렌(OPP; Oriented Polypropylene), 무연신 폴리프로필렌(CPP; Cast Polypropylene), 이축연신 폴리아마이드(BOPA; Bi-Oriented Polyamide), 시클로올레핀 공중합체, 섬유강화플라스틱(Fiber Reinforced Plastics), 유리, 금속 및 이들의 복합재료 중에서 선택된 기체차단막. - 제1항에 있어서,
35℃, 상대 습도 0%에서 10-1cm3/m2/일 ~ 10-3cm3/m2/일의 산소투과율을 갖는 기체차단막. - 제1항 내지 제9항 중 어느 한 항에 따른 기체차단막을 포함하는 전자 소자 제조용 기판.
- 제1항 내지 제9항 중 어느 한 항에 따른 기체차단막을 포함하는 전자 소자.
- 1종 이상의 하기 화학식 1의 유기실란 화합물; 1종 이상의 하기 화학식 2의 규산에스테르 화합물; 및 알칼리 금속, 알칼리 토금속, 전이금속, 전이후 금속, 준금속, 붕소 및 인 중에서 선택된 1종 이상의 기타 원소의 산화물 전구체를 포함하는 유/무기 혼합 용액을 졸-겔 반응시켜 도포액을 제조하는 단계;
상기 도포액을 기재 표면에 코팅한 다음 경화하여 유/무기 하이브리드 전구층을 형성하는 단계; 및
상기 유/무기 하이브리드 전구층 표면을 반응성 기체의 플라스마로 처리하여 경사조성 구조를 갖는 유/무기 하이브리드 기체차단층을 형성하는 단계;
를 포함하는 기체차단막의 제조방법:

상기 식에서,
A1, A2, A3은 각각 서로 독립적으로 탄소수 1~20의 알킬기, 탄소수 1~20의 플루오로알킬기, 탄소수 6~20의 아릴기, 비닐기, 아크릴기, 메타크릴기 또는 에폭시기이며,
l, m, n은 각각 서로 독립적으로 0 내지 3의 정수로서, 1≤l+m+n≤3이며,
E1, E2, E3은 각각 서로 독립적으로 탄소수 1~10의 알킬기, 탄소수 1~10의 플루오로알킬기, 탄소수 6~20의 아릴기, 탄소수 1~20의 알킬옥시알킬기, 탄소수 1~20의 플루오로알킬옥시알킬기, 탄소수 1~20의 알킬옥시아릴기, 탄소수 6~20의 아릴옥시알킬기 또는 탄소수 6~20의 아릴옥시아릴기이고,
p, q, r은 각각 서로 독립적으로 0 내지 3의 정수로서, 1≤p+q+r≤3이면서 l+m+n+p+q+r=4이며,
G1, G2, G3, G4는 각각 서로 독립적으로 탄소수 1~10의 알킬기, 탄소수 1~10의 플루오로알킬기, 탄소수 6~20의 아릴기, 탄소수 1~20의 알킬옥시알킬기, 탄소수 1~20의 플루오로알킬옥시알킬기, 탄소수 1~20의 알킬옥시아릴기, 탄소수 6~20의 아릴옥시알킬기 또는 탄소수 6~20의 아릴옥시아릴기이고,
α, β, γ, δ는 각각 서로 독립적으로 0 내지 3의 정수로서, α+β+γ+δ=4이다. - 제12항에 있어서,
상기 기타 원소의 산화물 전구체는 졸-겔 반응을 통하여 상기 기타 원소와 산소의 이원자 산화물을 형성할 수 있는 전구체인 기체차단막의 제조방법. - 제12항에 있어서,
상기 화학식 1의 유기실란에 대한 상기 화학식 2의 규산에스테르는 1:10~10:1의 몰 비로 혼합되는 기체차단막의 제조방법. - 제12항에 있어서,
상기 유/무기 혼합 용액은 상기 화학식 1의 유기실란 화합물, 상기 화학식 2의 규산에스테르 화합물과 상기 기타 원소의 산화물 전구체를 합한 양 100 중량부에 대하여 5~350 중량부의 물을 추가로 포함하는 기체차단막의 제조방법. - 제12항에 있어서,
상기 유/무기 혼합 용액은 상기 화학식 1의 유기실란 화합물, 상기 화학식 2의 규산에스테르 화합물 및 기타 원소의 산화물 전구체의 가수분해성 작용기 총 몰 수에 대하여 물의 몰 수가 1:5 내지 5:1이 되도록 물을 추가로 포함하는 기체차단막의 제조방법. - 제12항에 있어서,
상기 유/무기 혼합 용액의 제조시 상기 기타 원소의 산화물 전구체의 함량은 상기 화학식 1의 유기알콕시실란 화합물 및 상기 화학식 2의 규산에스테르 화합물을 합한 몰 수에 대하여 0.01 내지 10의 몰 수로 사용되는 기체차단막의 제조방법. - 제12항에 있어서,
상기 반응성 기체를 포함하는 플라스마는 산소, 아산화질소(N2O), 질소, 암모니아, 수소, 수증기, 이들 기체의 혼합물, 및 이들 기체와 불활성 기체의 혼합물중에서 선택한 원료 기체로부터 생성된 기체차단막의 제조방법.
