Abstract
Description
Claims (22)
- 니켈-크롬 합금 층을 제거하도록 인쇄 배선판을 에칭하기 위한 에칭 조성물로서, 에칭 용액은,
a) 황산, 인산, 질산, 설폰산, 설팜산 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택된 산;
b) 할라이드 이온의 공급원; 및
c) -2 내지 +5 범위의 산화 상태를 갖는 황원자를 포함하는 황 화합물
을 포함하는, 에칭 조성물. - 제1항에 있어서, 상기 산이 황산을 포함하는, 에칭 조성물.
- 제1항에 있어서, 상기 할라이드 이온의 공급원이 클로라이드 이온의 공급원인, 에칭 조성물.
- 제3항에 있어서, 상기 클로라이드 이온의 공급원이 염화수소산, 염화나트륨, 염화칼륨, 염화암모늄 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택되는, 에칭 조성물.
- 제1항에 있어서, 상기 황 화합물이 황화나트륨, 황화칼륨, 황화암모늄, 이황화나트륨, 이황화칼륨, 이황화암모늄, 아황산나트륨, 아황산칼륨, 아황산암모늄, 중아황산나트륨, 중아황산암모늄, 중아황산칼륨, 메타중아황산나트륨, 메타중아황산칼륨, 메타중아황산암모늄, 티오황산나트륨, 티오황산칼륨, 티오황산암모늄, 오황화인 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택되는 황 화합물을 포함하는, 에칭 조성물.
- 제5항에 있어서, 상기 황 화합물이 티오황산나트륨을 포함하는, 에칭 조성물.
- 제1항에 있어서, 상기 에칭 조성물 중의 상기 황산의 농도가 용액 1 ℓ당 200 내지 500 ㎖인, 에칭 조성물.
- 제7항에 있어서, 상기 에칭 조성물 중의 상기 황산의 농도가 용액 1 ℓ당 250 내지 400 ㎖인, 에칭 조성물.
- 제1항에 있어서, 상기 황 화합물의 농도가 180 내지 500 ppm인, 에칭 조성물.
- 제9항에 있어서, 상기 황 화합물의 농도가 190 내지 300 ppm인, 에칭 조성물.
- 가요성 인쇄 배선판을 선택적으로 에칭하는 방법으로서,
상기 인쇄 배선판은 전기 절연성 베이스 재료(base material), 금속 타이코트 층(metal tiecoat layer) 및 구리 층을 포함하고,
상기 방법은
i) 황산, 인산, 질산, 설폰산, 설팜산 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택된 산;
ii) 할라이드 이온의 공급원; 및
iii) -2 내지 +5 범위의 산화 상태를 갖는 황원자를 포함하는 황 화합물
을 포함하는 에칭 용액 속에 상기 가요성 배선판을 니켈-크롬 합금을 포함하는 상기 금속 타이코트 층을 제거하기에 충분한 시간 동안 및 이러한 온도에서 침지시킴을 포함하고,
상기 에칭 용액은 구리를 2 μin 미만으로 에칭하는, 방법. - 제11항에 있어서, 상기 산이 황산을 포함하는, 방법.
- 제11항에 있어서, 상기 에칭 용액을 45 내지 50℃의 온도에서 유지시키는, 방법.
- 제11항에 있어서, 상기 가요성 배선판을 상기 에칭 용액과 30 내지 90초 동안 접촉시키는, 방법.
- 제11항에 있어서, 상기 할라이드 이온의 공급원이 클로라이드 이온의 공급원인, 방법.
- 제15항에 있어서, 상기 클로라이드 이온의 공급원이 염화수소산, 염화나트륨, 염화칼륨, 염화암모늄 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택되는, 방법.
- 제11항에 있어서, 상기 황 화합물이 황화나트륨, 황화칼륨, 황화암모늄, 이황화나트륨, 이황화칼륨, 이황화암모늄, 아황산나트륨, 아황산칼륨, 아황산암모늄, 중아황산나트륨, 중아황산암모늄, 중아황산칼륨, 메타중아황산나트륨, 메타중아황산칼륨, 메타중아황산암모늄, 티오황산나트륨, 티오황산칼륨, 티오황산암모늄, 오황화인 및 이들 중 하나 이상의 배합물로 이루어진 그룹으로부터 선택되는 황 화합물을 포함하는, 방법.
- 제17항에 있어서, 상기 황 화합물이 티오황산나트륨을 포함하는, 방법.
- 제12항에 있어서, 상기 에칭 조성물 중의 상기 황산의 농도가 용액 1 ℓ당 200 내지 500 ㎖인, 방법.
- 제19항에 있어서, 상기 에칭 조성물 중의 상기 황산의 농도가 용액 1 ℓ당 250 내지 400 ㎖인, 방법.
- 제11항에 있어서, 상기 황 화합물의 농도가 180 내지 500 ppm인, 방법.
- 제21항에 있어서, 상기 황 화합물의 농도가 190 내지 300 ppm인, 방법.
