Claims (9)
- 지지기판;
상기 지지기판 상에 형성된 이면전극층;
상기 이면전극층 상에 형성된 광 흡수층; 상기 광 흡수층 상에 형성되고, 상부로 갈수록 불순물의 농도가 증가하는 구간을 포함하는 버퍼층; 및,
상기 버퍼층 상에 형성된 윈도우층을 포함하고,
상기 불순물은 In을 포함하는 태양전지. - 삭제
- 제1항에 있어서,
상기 버퍼층은 CdS의 화학식으로 형성되는 태양전지. - 제1항에 있어서,
상기 버퍼층 상에 고저항 버퍼층을 더 포함하는 태양전지. - 제4항에 있어서,
상기 고저항 버퍼층은 i-ZnO의 화학식으로 형성되는 태양전지. - 지지기판 상에 이면전극층을 형성하는 단계;
상기 이면전극층 상에 광 흡수층을 형성하는 단계;
상기 광 흡수층 상에 버퍼층을 형성하는 단계;
상기 버퍼층 상에 불순물을 도핑하는 단계; 및,
상기 버퍼층 상에 윈도우층을 형성하는 단계를 포함하고,
상기 불순물은 In인 태양전지 제조방법. - 삭제
- 제6항에 있어서,
상기 버퍼층은 제 1 버퍼층 및 제 2 버퍼층을 포함하고,
상기 불순물을 도핑하는 단계는,
상기 제 1 버퍼층 상에 불순물을 형성하는 단계;
상기 제 1 버퍼층을 가열하는 단계; 및
상기 제 2 버퍼층을 상기 불순물이 확산되는 단계를 포함하는 태양전지 제조방법.
