Claims (12)
- 기판;
상기 기판 상에 이면전극층;
상기 이면전극층 상에 광 흡수층;
상기 광 흡수층 상에 버퍼층;
상기 버퍼층 상에 윈도우층; 및
상기 광 흡수층 및 버퍼층의 일부를 관통하여 상기 이면전극층의 상면이 노출되도록 형성되는 관통홈들;을 포함하고,
상기 노출된 이면전극층의 상면에 형성되는 접촉층;을 포함하는 태양전지. - 제1항에 있어서,
상기 윈도우층은 상기 접촉층과 접하는 태양전지. - 제1항에 있어서,
상기 접촉층의 두께는 상기 윈도우층 두께의 5% 내지 15%의 비율로 형성되는 태양전지. - 제1항에 있어서,
상기 접촉층의 두께는 5nm 내지 150nm의 범위로 형성되고, 상기 윈도우층의 두께는 500nm 내지 1500nm의 범위로 형성되는 태양전지. - 제1항에 있어서,
상기 버퍼층과 윈도우층 사이에 형성되는 고저항 버퍼층;을 더 포함하는 태양전지. - 제1항에 있어서,
상기 접촉층은 InZnO로 형성되는 태양전지. - 제6항에 있어서,
상기 접촉층의 Zn은 상기 InZnO 전체 질량의 5% 내지 15%의 비율로 형성되는 태양전지. - 삭제
- 기판 상에 이면전극층을 형성하는 단계;
상기 이면전극층 상에 광 흡수층 및 버퍼층을 형성하는 단계;
상기 광 흡수층 및 버퍼층의 일부를 제거하여 상기 이면전극층의 일부 상면이 노출되도록 관통홈들을 형성하는 단계;
상기 관통홈들의 내부에 상기 이면전극층의 상면과 접하도록 접촉층을 형성하는 단계; 및
상기 버퍼층 및 상기 접촉층 상에 윈도우층을 형성하는 단계를 포함하는 태양전지 제조방법. - 제9항에 있어서,
상기 접촉층은 InZnO의 물질로 형성되고, 상기 접촉층의 두께는 상기 윈도우층 두께의 5% 내지 15%의 비율로 형성되는 태양전지 제조방법. - 제9항에 있어서,
상기 버퍼층과 윈도우층 사이에 고저항 버퍼층을 형성하는 단계;를 더 포함하는 태양전지 제조방법. - 제9항에 있어서,
상기 접촉층은 상기 버퍼층의 상면 및 상기 이면전극층의 일부 상면에 형성 된 후, 상기 버퍼층의 상면에 형성된 접촉층은 식각되어 형성되는 태양전지 제조방법.
