Abstract
Description
더욱이, 드라이에칭 내성을 부여할 목적으로 지환식 탄화수소 구조가 도입된 수지가 제안되어 있다.
하기 일반식(I)으로 표시되는 기를 각각 갖는 반복단위를 함유하고, 산의 작용에 의해 알칼리 현상액에서 용해속도가 증가하는 수지를 함유하는 포지티브 포토레지스트 조성물.
지환식 탄화수소를 함유하는 부분 구조로 보호되고, 또 하기 일반식 (pⅠ)~(pVⅠ)중 하나 이상으로 표시되는 알칼리 가용성 기를 함유하며, 산의 작용에 의해서 분해되어 알칼리에서의 현성성이 증가하는 수지, 및
산의 작용에 의해 분해되어 술폰산을 발생하는 화합물을 함유하는 원자외선 노광용 포지티브 포토레지스트 조성물.
일반식(Ⅰ)으로 표시되는 기를 갖는 반복단위에 대응하는 모노머의 구체예를 이하에 나타낸다. 그러나, 본 발명의 내용은 이들 예에 한정되는 것이 아니다.
이들 중 바람직한 것은 시클로펜탄, 시클로헥산, (5), (6), (7), (9), (10), (13), (14), (15), (23), (28), (36), (37), (42) 및 (47)이다.
일반식(Ⅰc)에서, R1~R3, R 및 Z는 각각 일반식(Ⅰ) 또는 (Ⅱ)에서와 같은 의미로 갖는다. B2는 지환식기를 함유하는 2가의 알킬렌기 또는 2가의 지환식기를 나타낸다. Rx는 산분해성 기를 나타낸다. R10은 같거나 달라도 좋고, 각각은 수소원자 또는 치환기를 갖고 있어도 좋은 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기를 나타낸다. B2에 함유되는 지환식기는 탄소수 6~30개의 것이 바람직하고, 7~25개의 것이 더욱 바람직하고, 그 예로는 상기 지환식 구조에서 유도된 2가의 기가 열거된다. 지환식기와 함께 2가의 기를 이루어진 알킬렌기는 치환기를 갖고 있어도 좋은 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬렌기이다. Rx로 표시되는 산분해성 기의 예로는 상술한 산분해성 기가 열거된다.
이러한 반복단위를 결합시킴으로써, 특히 (1) 도포용제에서의 용해도, (2) 제막성(유리전이점), (3) 알칼리 현상성, (4) 레지스트 손실(친수성/소수성; 알칼리 가용성기 선택), (5) 미노광부의 기판에 대한 밀착성, (6) 드라이에칭 내성 등을 미세조정할 수 있다.
바람직하게는 알킬기의 탄소원자 수가 1~10개인 알킬 메타크릴레이트(예컨대, 메틸 메타크릴레이트, 에틸 메타크릴레이트, 프로필 메타크릴레이트, 이소프로필 메타크릴레이트, tert-부틸 메타크릴레이트, 아밀 메타크릴레이트, 헥실 메타크릴레이트, 시클로헥실 메타크릴레이트, 벤질 메타크릴레이트, 클로로벤질 메타크릴레이트, 옥틸 메타크릴레이트, 2-히드록시에틸 메타크릴레이트, 4-히드록시부틸 메타크릴레이트, 5-히드록시펜틸 메타크릴레이트, 2,2-디메틸-3-히드록시프로필 메타크릴레이트, 트리메티롤프로판 모노메타크릴레이트, 펜타에리스리톨 모노메타크릴레이트, 푸르푸릴 메타크릴레이트 및 테트라히드로푸르푸릴 메타크릴레이트) 등의 메타크릴 에스테르류;
N-알킬메타크릴아미드류(알킬기로는 1~10개의 탄소원자를 가지는 알킬기, 예컨대 메틸기, 에틸기, 프로필기, t-부틸기, 에틸헥실기, 히드록시에틸기 및 시클로헥실기가 열거됨), N,N-디알킬메타크릴아미드류(각 알킬기로는 에틸기, 프로필기 및 부틸기가 열거됨), 및 N-히드록시에틸-N-메틸아크릴아미드 등의 메타크릴아미드 및 그 유도체;
아크릴산, 메타크릴산, 크로톤산, 이타콘산, 무수 말레산, 말레이미드, 아크릴로니트릴, 메타크릴로니트릴, 말레오니트릴 등이 있다.
지환식 탄화수소기에 함유되거나 또는 지환식 탄화수소기를 이루는 지환식 구조의 예를 이하에 나타낸다.
구체예로는: 바람직하게는 알킬기의 탄소원자 수가 1~10개인 알킬 아크릴레이트(예컨대, 메틸 아크릴레이트, 에틸 아크릴레이트, 프로필 아크릴레이트, 아밀 아크릴레이트, 시클로헥실 아크릴레이트, 에틸헥실 아크릴레이트, 옥틸 아크릴레이트, t-옥틸 아크릴레이트, 클로로에틸 아크릴레이트, 2-히드록시에틸 아크릴레이트, 2,2-디메틸히드록시프로필 아크릴레이트, 5-히드록시펜틸 아크릴레이트, 트리메티롤프로판 모노아크릴레이트, 펜타에리스리톨 모노아크릴레이트, 벤질 아크릴레이트, 메톡시벤질 아크릴레이트, 푸르푸릴 아크릴레이트, 테트라히드로푸르푸릴 아크릴레이트) 등의 아크릴에스테르류;
아크릴산, 메타크릴산, 크로톤산, 이타콘산, 무수 말레산, 말레이미드, 아크릴로니트릴, 메타크릴로니트릴, 말레오니트릴 등이 열거된다.
R'8: 메틸, 에틸, 이소프로필, t-부틸, 네오펜틸, 시클로헥실, 페닐 및 벤질.

이들 각각의 레지스트 조성물을 스핀 도포기로 실리콘 웨이퍼에 도포하고, 그 코팅을 90℃에서 90초간 진공흡입형 핫플레이트로 건조하여, 두께 0.83㎛의 레지스트 필름을 얻었다.
감도를 0.25㎛의 라인폭을 가지는 패턴을 재현하는데 필요한 노광량으로 표시하였고, 이 감도값은 실시예 1의 감도값을 1로 했을 때의 상대값으로 나타내었다.

Claims (7)
- (1) 활성광선 또는 방사선 조사시 산을 발생하는 화합물, 및(2) 하기 일반식(I)으로 표시되는 기를 갖는 반복단위를 함유하고, 산의 작용에 의해 알칼리 현상액에서 용해속도가 증가하는 수지를 함유하는 것을 특징으로 하는 포지티브 포토레지스트 조성물.-SO2-O-R (Ⅰ)(식중, R은 필요에 따라 치환된 알킬, 시클로알킬 또는 알케닐기를 나타낸다)
- 제1항에 있어서, 상기 R은 하나 이상의 치환기를 가져도 좋은 1~12개의 탄소 원자를 가지는 직쇄상 또는 분기상 알킬기, 하나 이상의 헤테로원자를 함유해도 좋은 3~30개의 탄소원자를 가지는 시클로알킬기, 또는 하나 이상의 치환기를 가져도 좋은 2~6개의 탄소원자를 가지는 알케닐기인 것을 특징으로 하는 포지티브 포토레지스트 조성물.
- (1) 활성광선 또는 방사선 조사시 산을 발생하는 화합물,(2) 지환식 탄화수소를 함유하는 부분구조로 보호되고, 하기 일반식(pⅠ)~(pⅥ) 중 하나이상으로 표시되는 알칼리 가용성 기를 함유하며, 또한 산의 작용으로 분해되어 알칼리에서 용해도가 증가하는 수지, 및(3) 산의 작용으로 분해되어 술폰산을 발생하는 화합물을 함유하는 것을 특징으로 하는 원자외광 노광용 포지티브 포토레지스트 조성물.(식중, R11 은 메틸, 에틸, n-프로필, 이소프로필, n-부틸, 이소부틸 또는 sec-부틸기를 나타내고; Z는 탄소원자와 함께 지환식 탄화수소기를 형성하는데 반드시 필요한 원자단을 나타내고;R12~R16은 각각 독립적으로 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기 또는 지환식 탄화수소기를 나타내고, 단 R12~R14 중 1개 이상, 또는 R15 또는 R16은 지환식 탄화수소기를 나타내고;R17~R21은 각각 독립적으로 수소원자, 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기, 또는 지환식 탄화수소기를 나타내고, 단 R17~R21 중 1개 이상은 지환식 탄화수소기를 나타내고, R19 또는 R21은 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기 또는 지환식 탄화수소기를 나타내고; 또한R22~R25는 각각 독립적으로 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기 또는 지환식 탄화수소기를 나타내고, 단 R22~R25 중 1개 이상은 지환식 탄화수소기를 나타낸다)
- 제4항에 있어서, 불소 및/또는 실리콘 계면활성제를 함유하는 것을 특징으로 하는 원자외선 노광용 포지티브 포토레지스트 조성물.
- 제4항에 있어서, 상기 지환식 탄화수소를 함유하는 부분구조로 보호되고, 일반식(pⅠ)~(pⅥ) 중 하나 이상으로 표시되는 알칼리 가용성 기를 함유하는 반복단위는 하기 일반식(pA)으로 표시되는 것을 특징으로 하는 원자외선 노광용 포지티브 포토레지스트 조성물.(식중, R은 같거나 달라도 좋고, 각각은 수소원자, 할로겐 원자, 필요에 따라 치환된 1~4개의 탄소원자를 가지는 직쇄상 또는 분기상 알킬기를 나타내고; A는 단일결합, 알킬렌기, 치환 알킬렌기, 에테르기, 티오에테르기, 카르보닐기, 에스테르기, 아미드기, 술폰아미드기, 우레탄기 및 우레아기로 이루어진 군에서 선택되는 1종 또는 2종 이상의 조합을 나타내고; Ra는 상기 일반식(pⅠ)~(pⅥ) 중의 어느 하나로 표시되는 기를 나타낸다)
- 제4항에 있어서, 상기 산의 작용에 의해 분해되어 술폰산을 발생하는 화합물은 일반식(1)~(5) 중 어느 하나로 표시되는 것을 특징으로 하는 원자외선 노광용 포지티브 포토레지스트 조성물.(식중, R'는 알킬기, 시클로알킬기, 아릴기 또는 아랄킬기를 표시하고;R'0는 -COOR'0가 산의 작용에 의해 분해되는 기인 기와 같은 기를 표시하고;R'1는 알킬기, 시클로알킬기, 아릴기, 아랄킬기, 알콕시기 또는 아릴옥시기를 표시하고;R'2는 알킬기 또는 아랄킬기를 표시하고;R'3는 알킬기, 시클로알킬기, 아릴기 또는 아랄킬기를 표시하고;R'4와 R'5는 각각 독립적으로 알킬기를 나타내고, 단 서로가 결합하여 환을 형성해도 좋고;R'6은 수소원자 또는 알킬기를 표시하고;R'7은 수소원자, 알킬기, 시클로알킬기, 아릴기 또는 아랄킬기를 표시하고;R'8은 알킬기, 시클로알킬기, 아릴기 또는 아랄킬기를 표시하고;R'9는 수소원자, 알킬기, 시클로알킬기, 아릴기 또는 아랄킬기를 나타내고, 단 R'9가 R'7와 결합하여 환을 형성해도 좋고;R'10은 알킬기, 시클로알킬기, 알콕시기, 아릴기, 아랄킬기, 아릴옥시기 또는 알케닐옥시기를 표시하고; 또R'11은 알킬기, 시클로알킬기, 알콕시기, 아릴기, 아랄킬기, 아릴옥시기 또는 알케닐기를 나타내고, R'10와 R'11가 결합하여 환을 형성해도 좋다)
