Abstract
Description
Claims (11)
- 기판 상의 층간절연막을 식각하여 접촉구를 형성하는 단계;상기 접촉구가 형성된 전체구조 표면을 따라 시드층을 형성하는 단계;시드층 환원 반응을 이용하여 밀착층용 금속막을 형성하는 단계;상기 밀착층용 금속막을 질화시켜 금속질화막으로 변화시키는 단계;상기 접촉구 주변의 상기 금속질화막 표면을 산화시키는 단계; 및상기 접촉구 내에 선택적으로 플러그용 금속막을 성장시켜 콘택 플러그를 형성하는 단계를 포함하는 반도체 소자의 금속배선 형성방법.
- 제1항에 있어서,상기 접촉구가 형성된 기판 상에 오믹금속층을 형성하는 단계를 더 포함하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제1항 또는 제2항에 있어서,상기 시드층은 SiHx막(x≤4)인 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제3항에 있어서,상기 금속질화막으로 변화시키는 단계에서,상기 밀착층용 금속막에 대한 질소 플라즈마 처리를 수행하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제4항에 있어서,상기 질소 플라즈마 처리는 암모니아(NH3), 히드라진(N2H4), 질소(N2 ) 중 어느 하나를 플라즈마 소오스로 사용하여 수행하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제5항에 있어서,상기 질소 플라즈마 처리는 500℃ 이하로 기판을 가열하며 원격 플라즈마를 사용하여 수행하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제3항에 있어서,상기 SiHx(x≤4)막은 SiH4 가스를 플라즈마 소오스로 하는 원격 플라즈마를 사용하거나, 400∼500℃에서 가열하며 기판 상에 SiH4 가스를 노출하여 일정 두께의 비정질 상태의 연속막으로 증착하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제3항에 있어서,상기 밀착층용 금속막은 텅스텐막 또는 몰리브덴막인 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제3항에 있어서,상기 플러그용 금속막은 알루미늄막 또는 텅스텐막이며, 금속유기화합물을 소오스로 사용하여 증착하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제2항에 있어서,상기 오믹금속층은 Ti막인 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
- 제10항에 있어서,상기 오믹금속층은 IMP(ionized Metal Plasma), LTS(Long Through Sputtering), 콜리메이션(Collimation) 방식 중 어느 하나의 물리기상증착법을 사용하여 증착하는 것을 특징으로 하는 반도체 소자의 금속배선 형성방법.
