Claims (21)
- 소망의 패턴으로 마스크된 포토레지스트층에 자외선을 조사하고, 그 후 이 층을 알칼리를 포함하는 용제로 세정하는 것으로 이루어지는 현상 화상형성법에 있어서, 상기 포토레지스트층이 헤테로원자에 결합한 카르보닐기(C=O)를 주쇄에 포함하는 축합형 폴리머와 광산발생제로 이루어지고, 상기 광산발생제가 퀴논아지드화합물 또는 유기산에스테르와 병용되는 오늄염이고, 상기 알칼리가 구핵성 아민인 것을 특징으로 하는 반응현상 화상형성법.
- 삭제
- 제 1항에 있어서, 상기 광산발생제가 1,2-나프토퀴논-2-디아지드-5-설폰산의 에스테르이고, 상기 알칼리가 OH-이온을 포함하는 염기를 포함하지 않는 것을 특징으로 하는 반응현상 화상형성법.
- 제 3항에 있어서, 상기 OH-이온을 포함하는 염기가 테트라메틸암모늄수산화물(TMAH)인 것을 특징으로 하는 반응현상 화상형성법.
- 제 1항에 있어서, 상기 축합형 폴리머가, 염기와 반응가능한 관능기, 또는 산이나 염기에 의해 반응하여 카르복실기나 페놀성 수산기를 발생할 수 있도록 하는 반응성 기를 갖지 않는 것을 특징으로 하는 반응현상 화상형성법.
- 제 4항에 있어서, 상기 축합형 폴리머가, 염기와 반응가능한 관능기, 또는 산이나 염기에 의해 반응하여 카르복실기나 페놀성 수산기를 발생할 수 있도록 하는 반응성 기를 갖지 않는 것을 특징으로 하는 반응현상 화상형성법.
- 제 1항에 있어서, 상기 알칼리를 포함하는 용제가, 아민 및 물 및 유기용제의 적어도 하나로 이루어진 혼합물인 것을 특징으로 하는 반응현상 화상형성법.
- 제 4항에 있어서, 상기 알칼리를 포함하는 용제가, 아민 및 물 및 유기용제의 적어도 하나로 이루어지는 혼합물인 것을 특징으로 하는 반응현상 화상형성법.
- 제 1항에 있어서, 상기 축합형 폴리머가 카보네이트, 에스테르, 우레탄 또는 아미드 중 어느 하나의 결합을 갖는 것을 특징으로 하는 반응현상 화상형성법.
- 제 4항에 있어서, 상기 축합형 폴리머가, 카보네이트, 에스테르, 우레탄 또는 아미드 중 어느 하나의 결합을 갖는 것을 특징으로 하는 반응현상 화상형성법.
- 제 1항에 있어서, 상기 아민이 무기아민이고, 상기 축합형 폴리머가 이미드결합을 갖는 것을 특징으로 하는 반응현상 화상형성법.
- 제 4항에 있어서, 상기 아민이 무기아민이고, 상기 축합형 폴리머가 이미드결합을 갖는 것을 특징으로 하는 반응현상 화상형성법.
- 제 11항에 있어서, 상기 무기아민이 히드록실아민, 히드라진 또는 암모니아인 것을 특징으로 하는 반응현상 화상형성법.
- 제 12항에 있어서, 상기 무기아민이 히드록실아민, 히드라진 또는 암모니아인 것을 특징으로 하는 반응현상 화상형성법.
- 제 1항에 기재된 반응현상 화상형성법에 의해 형성된 형성물.
- 제 4항에 기재된 반응현상 화상형성법에 의해 형성된 형성물.
- 제 14항에 기재된 반응현상 화상형성법에 의해 형성된 형성물.
- 제 15항에 기재된 형성물을 갖는 반도체 집적회로.
- 제 15항에 기재된 형성물을 갖는 프린트 배선기판.
