Claims (5)
- 금속산화물 0.1∼50중량%, 암모니아 0.2∼2중량%, 사급알킬암모늄 염기 0.01∼2중량%, 친유성으로 조절된 히드록시에틸셀룰로오스 0.001∼1중량%, 알콕시 아민 0.05∼1중량%, 디에틸글리콜에테르 0.05∼1중량% 및 나머지로서 탈이온수를 포함하는 절연층 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 조성물의 pH가 10.5∼11.5인 것을 특징으로 하는 절연층 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 금속산화물이 실리카이고, 그 일차 입자의 크기가 10~80nm, 비표면적이 50~200 m2/g 이며, 수용성 분산상태에서의 2차 평균 입자가 100~200nm이고, 실리카 표면의 수산기 농도가 0.5~4/nm2인 것을 특징으로 하는 절연층 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 사급알킬암모늄 염기가 알킬기의 탄소수가 3이하인 테트라메틸암모늄 하이드록사이드, 테트라에틸암모늄 하이드록사이드 또는 테트라부틸암모늄 하이드록사이드이고, 상기 셀룰로오스는 분자량이 10만 이상이며, 긴 사슬구조의 고분자인 히드록시프로필셀룰로오스, 히드록시부틸메틸셀룰로오스, 히드록시프로필메틸셀룰로오스, 히드록시에틸셀룰로오스, 히드록시메틸셀룰로오스 또는 메틸셀룰로오스이며, 상기 아민은 1차 알콜 아민, 2차 알콜 아민, 또는 3차 알콜 아민인 것을 특징으로 하는 절연층 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 친유성으로 조절된 히드록시에틸셀룰로오스는 분자량이 10만 이상이며, 긴 사슬구조의 고분자이며, 상기 디에틸글리콜에테르가 디에틸글리콜디에틸에테르, 디에틸글리콜디부틸에테르, 디에틸글리콜에틸에테르, 디에틸글리콜도데실에테르 또는 디에틸글리콜헥실에테르인 것을 특징으로 하는 절연층 연마용 슬러리 조성물.
