Claims (3)
- 반복단위가 다음 일반식(Ⅰ)로 표시되고, 폴리스티렌 환산 평균 분자량이 1,000∼1,000,000인 공중합체.[화학식 1]…(I)여기에서 R1, R2, R3, R4는 각각 독립적으로 수소원자 또는 메틸기이고, R5, R6, R7, R8는 각각 독립적으로 수소원자, 알킬기, 알콕시기, 알콕시카르보닐기, 할로겐기이고, R9는 알킬기, 비닐기, 아릴기, 페닐기, 벤질기이며, g, h, j는 각각 0∼8을 나타내는 정수이며, k, ℓ, m, n은 각각 반복단위를 나타내는 수로서, 0.3<k/k+ℓ+m+n<0.9, 0<ℓ/k+ℓ+m+n<0.6, 0<m/k+ℓ+m+n<0.6이고 0.1<n/k+ℓ+m+n<0.5의 관계를 만족하며, Am은 -NR10R11(R10, R11는 각각 독립적으로 수소원자, 알킬기, 아릴기, 페닐기이다), 고리형 2가 아민류, 산소 또는 황이 포함된 고리형 2가 아민류이다.
- 반복단위가 다음 일반식(Ⅰ)로 표시되는 공중합체와 산발생제 및 용제로 구성되어 있는 화학증폭형 양성 포토레지스트 조성물.[화학식 1]…(I)여기에서 R1, R2, R3, R4는 각각 독립적으로 수소원자 또는 메틸기이고, R5, R6, R7, R8는 각각 독립적으로 수소원자, 알킬기, 알콕시기, 알콕시카르보닐기, 할로겐기이고, R9는 알킬기, 비닐기, 아릴기, 페닐기, 벤질기이며, g, h, j는 각각 0∼8을 나타내는 정수이며, k, ℓ, m, n은 각각 반복단위를 나타내는 수로서, 0.3<k/k+ℓ+m+n<0.9, 0<ℓ/k+ℓ+m+n<0.6, 0<m/k+ℓ+m+n<0.6이고 0.1<n/k+ℓ+m+n<0.5의 관계를 만족하며, Am은 -NR10R11(R10, R11는 각각 독립적으로 수소원자, 알킬기, 아릴기, 페닐기이다), 고리형 2가 아민류, 산소 또는 황이 포함된 고리형 2가 아민류이다.
- 제 2항에 있어서, 산발생제가 트리페닐술포니움트리플레이트, 디페닐(4-메틸페닐)술포니움트리플레이트, 디페닐(4-t-부틸페닐)술포니움트리플레이트, 디페닐(4-메톡시페닐)술포니움트리플레이트, 트리페닐술포니움헥사플루오로안티모네이트, 디페닐요드니움트리플레이트, 디페닐요드니움메틸벤젠술폰네이트, 비스(시클로헥실술포닐)디아조메탄, 비스(2,4-디메틸페닐술포닐)디아조메탄, 1,1-비스(4-클로로페닐)-2,2,2-트리클로로에탄, 페닐-비스(트리클로로메틸)-s-트리아진, 나프틸-비스(트리클로로메틸)-s-트리아진 중에서 1종이상을 선택하여 사용하는 것을 특징으로하는 화학증폭형 양성 포토레지스트 조성물.
