Description
まず、基板処理装置の一例として、基板処理システム1の構成を説明する。基板処理システム1は、金属酸化物を含有する被膜を基板の表面に形成するものである。被膜の例としては、基板の表面を保護するためのマスクが挙げられる。
続いて、基板処理方法の一例として、コントローラ100がキャリアブロック2及び処理ブロック3を制御することにより実行される基板処理手順を説明する。この基板処理手順は、上記液膜をウェハWの表面Waに形成するように、表面Waに第一処理液を塗布することと、上記第一温度にて、上記液膜を加熱することと、第一温度にて上記液膜を加熱した後に、上記金属酸化物を含有する被膜を表面Waに形成するように、上記液膜にエネルギー線を照射することと、を含む。
例えばステップS52〜S55において、塗布制御部111は、ステップS12〜S15に比較して高い回転数でウェハWを回転させるように回転保持機構31を制御してもよい。ステップS53〜S55において、塗布制御部111は、第一処理液に比較して第一化合物の濃度の低い第二処理液を表面Waに供給するように処理液供給部32を制御してもよい。ステップS54における塗布期間がステップS14における塗布期間に比較して短く設定されていてもよく、ステップS56における乾燥期間がステップS16における乾燥期間に比較して長く設定されていてもよい。
以上に説明したように、本実施形態に係る基板処理方法は、金属酸化物を含有する化合物の溶液の液膜LF1をウェハWの表面Waに形成するように、表面Waに当該溶液を塗布することと、当該化合物の架橋温度よりも低い第一温度にて、液膜LF1を加熱することと、第一温度にて液膜LF1を加熱した後に、金属酸化物を含有する被膜CF1を表面Waに形成するように、液膜LF1にエネルギー線を照射することと、を含む。
Claims (7)
- 金属酸化物を含有する化合物の溶液の液膜を基板の表面に形成するように、前記表面に前記溶液を塗布することと、
前記化合物の架橋温度よりも低い第一温度にて、前記液膜を加熱することと、
前記第一温度にて前記液膜を加熱した後に、前記金属酸化物を含有する被膜を前記表面に形成するように、前記液膜にエネルギー線を照射することと、を含み、
前記液膜を前記表面に形成する前に、
前記液膜に比べて厚さの小さい下地液膜を前記表面に形成するように、前記表面に前記溶液を塗布することと、
前記被膜に比べて厚さの小さい下地被膜を前記表面に形成するように、前記化合物の架橋温度よりも高い第二温度にて、前記下地液膜を加熱することと、を更に含む、基板処理方法。 - 前記溶液は溶剤を含み、前記第一温度は前記溶剤の沸点以下である、請求項1記載の基板処理方法。
- 前記金属酸化物は、酸化チタン、酸化ジルコニウム、酸化タンタル、酸化タングステン、酸化ハフニウム、及び酸化アルミニウムの少なくとも一種を含む、請求項1又は2記載の基板処理方法。
- 前記表面に前記溶液を塗布することは、前記表面のうち凹凸を有する部分に前記溶液を塗布することを含む、請求項1〜3のいずれか一項記載の基板処理方法。
- 前記被膜として、前記表面を保護するためのマスクを形成する、請求項1〜4のいずれか一項記載の基板処理方法。
- 金属酸化物を含有する化合物の溶液を塗布するための第一処理部と、
熱処理を施すための第二処理部と、
エネルギー線を照射するための第三処理部と、
コントローラとを備え、
前記コントローラは、
前記溶液の液膜を基板の表面に形成するように、前記表面に前記溶液を塗布することを前記第一処理部に実行させる制御と、
前記化合物の架橋温度よりも低い第一温度にて、前記液膜を加熱することを前記第二処理部に実行させる制御と、
前記第一温度にて前記液膜を加熱した後に、前記金属酸化物を含有する被膜を前記表面に形成するように、前記液膜に前記エネルギー線を照射することを前記第三処理部に実行させる制御と、を実行するように構成され、
前記液膜を前記表面に形成する前に、
前記液膜に比べて厚さの小さい下地液膜を前記表面に形成するように、前記表面に前記溶液を塗布することを前記第一処理部に実行させる制御と、
前記被膜に比べて厚さの小さい下地被膜を前記表面に形成するように、前記化合物の架橋温度よりも高い第二温度にて、前記下地液膜を加熱することを前記第二処理部に実行させる制御と、を更に実行するように構成されている、基板処理装置。 - 請求項1〜5のいずれか一項記載の基板処理方法を装置に実行させるためのプログラムを記録した、コンピュータ読み取り可能な記録媒体。
