Description
(1)下地無電解ニッケルめっき皮膜上に、置換金めっき皮膜を形成する無電解ニッケル/置換金法(Electroless Nickel Immersion Gold:ENIG)
(2)銅上に直接置換金めっき皮膜を形成する直接置換金法(Direct Immersion Gold:DIG)
(3)下地無電解ニッケルめっき皮膜と置換金めっき皮膜の間に無電解パラジウムめっき皮膜を設ける無電解ニッケル/無電解パラジウム/置換金法(Electroless Nickel Electroless Palladium Immersion Gold:ENEPIG)

上記式(1)及び(2)中、
R1、R2、R3及びR4は−OH、−CH3、−CH2OH、−C2H4OH、−CH2N(CH3)2、−CH2NH(CH2OH)、−CH2NH(C2H4OH)、−C2H4NH(CH2OH)、−C2H4NH(C2H4OH)、−CH2N(CH2OH)2、−CH2N(C2H4OH)2、−C2H4N(CH2OH)2又は−C2H4N(C2H4OH)2を表し、同じであっても異なっていてもよく、
nは1〜4の整数である。
上記のとおり、第1の方法に用いられる無電解金めっき浴(以下、第1めっき浴と呼ぶ。)は安定化剤を含有していない。よって、建浴時またはめっき処理中にめっき能の低下が懸念されるが、本発明では、安定化剤として有用なシアノヒドリン化合物を定期的に補給しているため、良好なめっき能を長時間安定して維持することができる。
第1のめっき浴に含まれる水溶性金化合物は、シアノ基(CN)を含有しない水溶性金化合物であっても良いし、シアノ基を含有する水溶性金化合物であっても良い。これらの種類は特に限定されず、当該技術分野で通常用いられるものを使用することができる。前者の例として、例えば金の亜硫酸塩、チオ硫酸塩、チオシアン酸塩、硫酸塩、硝酸塩、メタンスルホン酸塩、テトラアンミン錯体、塩化物、臭化物、ヨウ化物、水酸化物、酸化物などが挙げられる。後者の例として、例えば、シアン化金、シアン化金カリウム、シアン化金ナトリウム、シアン化金アンモニウムなどのシアン化金塩などが挙げられる。
上記第1のめっき浴に含まれる本発明に用いられる還元剤の種類は、所望とするめっき能を発揮し得るものであれば特に限定されず、当該技術分野において通常用いられる還元剤を使用することができる。例えば、水素化ホウ素化合物、アミノボラン化合物、チオ尿素、ヒドロキノン、アスコルビン酸、ヒドラジン、ホルムアルデヒド、ホルムアルデヒド重亜硫酸塩などが挙げられる。これらは単独で添加しても良いし、二種以上を併用しても良い。
・R1−NH−C2H4−NH−R2・・・(1)
・R3−(CH2−NH−C2H4−NH−CH2)n−R4・・・(2)
上記式(1)及び(2)中、R1、R2、R3及びR4は−OH、−CH3、−CH2OH、−C2H4OH、−CH2N(CH3)2、−CH2NH(CH2OH)、−CH2NH(C2H4OH)、−C2H4NH(CH2OH)、−C2H4NH(C2H4OH)、−CH2N(CH2OH)2、−CH2N(C2H4OH)2、−C2H4N(CH2OH)2又は−C2H4N(C2H4OH)2を表し、同じであっても異なっていてもよい。nは1〜4の整数である。
・ホルムアルデヒドを使用する場合、
ホルムアルデヒド+アミン化合物→還元剤成分(ホルムアルデヒド−アミン複合体)
・ホルムアルデヒド重亜硫酸塩を使用する場合、
ホルムアルデヒド重亜硫酸塩+アミン化合物
→還元剤成分(ホルムアルデヒド−アミン複合体)+亜硫酸
挙げられる。
上記第1のめっき浴に含まれる錯化剤の種類も特に限定されず、無電解めっき浴で用いられている公知の錯化剤を用いることができる。例えば、リン酸、ホウ酸、クエン酸、グルコン酸、酒石酸、乳酸、リンゴ酸、エチレンジアミン、トリエタノールアミン、エチレンジアミン四酢酸、ニトリロ三酢酸、ジエチレントリアミン五酢酸、ヒドロキシエチルエチレンジアミン三酢酸、トリエチレンテトラミン六酢酸、1,3−プロパンジアミン四酢酸、1,3−ジアミノ−2−ヒドロキシプロパン四酢酸、ヒドロキシエチルイミノ二酢酸、ジヒドロキシルグリシン、グリコールエーテルジアミン四酢酸、ジカルボキシメチルグルタミン酸、ヒドロキシエチリデン二リン酸、エチレンジアミンテトラ(メチレンリン酸)、又はそのアルカリ金属(例えば、ナトリウム、カリウム)塩、アルカリ土類金属塩、アンモニウム塩などが挙げられる。これらは単独で使用しても良いし、二種以上を併用しても良い。
第2の方法は、第2の方法に用いられるめっき浴(以下、第2のめっき浴と呼ぶ。)に安定化剤(好ましくは、シアノヒドリン化合物)を含有する点で前記第1の方法と相違する。安定化剤の種類によっては、またシアノヒドリン化合物を用いた場合であっても、建浴時には、他の成分との関係で分解するなどして徐々に消失してしまい、所望とするめっき能を安定して維持できない場合がある。また、めっき処理により金や還元剤などが消費されたりする等して、長期間に亘って優れためっき能を維持できない場合もある。本発明の方法によれば、シアノヒドリン化合物を定期的に補給しているため、建浴時、またはめっき処理中の長期間に亘って、優れためっき能を安定して維持、管理することが可能である。
本実施例では、安定化剤を含有しない第1のめっき浴を用いたき、めっき浴のめっき能を維持するにはシアノヒドリン化合物の補給が有用であることを実証するため、以下の実験を行なった。
基板を表1の各めっき浴に浸漬して金めっきを施し、めっき外観を目視で観察した。詳細には上村工業(株)製BGA基板を用意して、表5に記載の各工程をこの順序で施した後、金めっき皮膜の外観を目視で観察した。表5の各工程間は、プレディップとアクチベーターの間を除いて、水洗を十分行った(水洗時間はおおむね、30秒〜2分)。その結果、均一な外観が得られたものを〇(外観に優れる)、外観が不均一、またはムラのあるものを×(外観に劣る)と評価した。
上記外観の観察方法と同様にして金めっき皮膜を形成し、上記皮膜の厚さを蛍光X線膜厚計(日立ハイテクサイエンス(旧エスアイアイ・ナノテクノロジー)製のSFT−9550)で測定した。得られた金めっき皮膜の厚さを、当該金めっき皮膜の形成時間で割ることにより、めっき速度(μm/hr)を算出した。100時間保持後のめっき速度を、分解前の初期速度と比較したとき、初期速度からの変化率が30%以下のものを〇(めっき速度が維持されている)、初期速度からの変化率が30%を超えるものを×(めっき速度が維持されていない)と評価した。
本実施例では、安定化剤としてシアノヒドリン化合物を含有する第2のめっき浴を用いたき、めっき浴のめっき能を維持するにはシアノヒドリン化合物の補給が有用であることを実証するため、以下の実験を行なった。
Claims (5)
- 前記安定化剤として前記シアノヒドリン化合物を用いるものである請求項2に記載の無電解金めっき浴のめっき能維持管理方法。
- 前記還元剤が、水素化ホウ素化合物、アミノボラン化合物、チオ尿素、ヒドロキノン、アスコルビン酸、ヒドラジン、ホルムアルデヒド、およびホルムアルデヒド重亜硫酸塩よりなる群から選択される少なくとも一種である請求項1〜3のいずれかに記載の無電解金めっき浴のめっき能維持管理方法。
- 前記還元剤として作用する成分が、
ホルムアルデヒド、およびホルムアルデヒド重亜硫酸塩よりなる群から選択される少なくとも一種と、
下記式(1)または(2)で表されるアミン化合物と、
を含むものである請求項1〜3のいずれかに記載の無電解金めっき浴のめっき能維持管理方法。
