Description
本発明の半導体封止用エポキシ樹脂組成物におけるエポキシ樹脂の含有量は、半導体封止用エポキシ樹脂組成物の全量に対して好ましくは7〜35質量%である。このような範囲で用いると、封止樹脂の流動性や成形品の物性などを高めることができる。

表1に示す各配合成分を、表1に示す割合(質量部)で所定量秤量し、ミキサーにより均一に混合分散した後、約100℃に加熱したニーダーで混練溶融させて押し出し、冷却、粉砕後、圧縮によりタブレット化した半導体封止用エポキシ樹脂組成物を得た。
[溶融粘度]
(株)島津製作所製高化式フローテスター(CFT−500D)を用いて、175℃で測定した。
[ゲル化時間]
ゲル化時間は、キュラストメータ(VPS型)を用いて、175℃にて半導体封止用エポキシ樹脂組成物の硬化トルクを経時的に測定し、硬化トルク値が0.1kgfになるまでの時間(sec)をゲルタイムとして測定した。速硬化性という観点では、この値の小さい方が良好である。
[密着力]
25×25×5mmtの基板に前記の半導体封止用エポキシ樹脂組成物のプリン状の成形品を低圧トランスファ成形(175℃)により作製した。成形後、175℃で6時間後硬化し、得られたテストピースについてDage社製のボンドテスターを用いてせん断密着力(MPa)を測定した。
Claims (4)
- エポキシ樹脂、フェノール樹脂系硬化剤、硬化促進剤、および無機充填剤を必須成分として含有するパワーモジュールのパワー半導体素子封止用エポキシ樹脂組成物であって、分子中に1個のニトロ基を持つ芳香族多価カルボン酸を含有することを特徴とするパワーモジュールのパワー半導体素子封止用エポキシ樹脂組成物。
- 常温で固体であることを特徴とする請求項1に記載のパワーモジュールのパワー半導体素子封止用エポキシ樹脂組成物。
- 分子中に1個のニトロ基を持つ芳香族多価カルボン酸の含有量は、半導体封止用エポキシ樹脂組成物の全量に対して0.01〜1質量%の範囲内であることを特徴とする請求項1または2に記載のパワーモジュールのパワー半導体素子封止用エポキシ樹脂組成物。
- 請求項1から3のいずれか一項に記載のパワーモジュールのパワー半導体素子封止用エポキシ樹脂組成物の硬化物によりパワー半導体素子が封止されていることを特徴とするパワーモジュール。
