前記第3のシリコン半導体層の導電型はi型またはn型であり、
前記第4のシリコン半導体層の導電型はn型であることを特徴とする光電変換装置。 - 請求項1において、
前記第4のシリコン半導体層は、前記第3のシリコン半導体層に比較してキャリア濃度が高いことを特徴とする光電変換装置。
