前記第2の混合物を気化させて、前記第2の混合物を有する膜を基板上に形成することを特徴とするp型半導体材料の作製方法。 - 三酸化モリブデン(MoO3)および還元剤の第1の混合物を加熱して前記三酸化モリブデンの一部を還元して前記三酸化モリブデン及び二酸化モリブデンおよび三酸化モリブデンの中間組成を有する酸化モリブデン(MoO y (2<y<3))の第2の混合物を作製し、
前記第2の混合物を減圧下において加熱して気化させ、前記第2の混合物を有する膜を基板上に形成することを特徴とするp型半導体材料の作製方法。 - 請求項1または2において、
前記還元剤は、チタン、アルミニウム、リチウム、ナトリウム、カリウム、ルビジウム、セシウム、ベリリウム、マグネシウム、カルシウム、ストロンチウム、バリウム、スカンジウム、イットリウム、マンガン、ハフニウム、タングステン、モリブデン、シリコンの中から選ばれた一つ以上の材料であることを特徴とするp型半導体材料の作製方法。 - n型の導電型を有するシリコン基板の一方の面に前記シリコン基板よりもキャリア濃度の高いn型の導電型を有する領域を形成し、
前記n型の導電型を有する領域上に第2の電極を形成し、
前記シリコン基板の他方の面に、二酸化モリブデンおよび三酸化モリブデンの中間組成を有する酸化モリブデン(MoOy(2<y<3))が含有された酸化モリブデン膜を形成し、
前記酸化モリブデン膜上に透光性導電膜を形成し、
前記透光性導電膜上に第1の電極を形成することを特徴とする光電変換装置の作製方法。 - n型の導電型を有するシリコン基板の一方の面に、i型またはn型の導電型を有し前記シリコン基板よりもキャリア濃度の低い第1の半導体層を形成し、
前記第1の半導体層上に、n型の導電型を有し前記シリコン基板よりもキャリア濃度の高い第2の半導体層を形成し、
前記第2の半導体層上に第2の電極を形成し、
前記シリコン基板の他方の面に、i型またはp型の導電型を有する第3の半導体層を形成し、
前記第3の半導体層上に、二酸化モリブデンおよび三酸化モリブデンの中間組成を有する酸化モリブデン(MoOy(2<y<3))が含有された酸化モリブデン膜を形成し、
前記酸化モリブデン膜に透光性導電膜を形成し
前記透光性導電膜上に第1の電極を形成することを特徴とする光電変換装置の作製方法。 - 請求項4または5において、
前記酸化モリブデン膜は、三酸化モリブデン(MoO3)および還元剤の第1の混合物を減圧下において加熱して前記三酸化モリブデンの一部を還元して前記三酸化モリブデン及び二酸化モリブデンおよび三酸化モリブデンの中間組成を有する酸化モリブデン(MoO y (2<y<3))の第2の混合物を作製し、
前記第2の混合物を気化させることによって形成することを特徴とする光電変換装置の作製方法。 - 請求項4または5において、
前記酸化モリブデン膜は、三酸化モリブデン(MoO3)および還元剤の第1の混合物を加熱して前記三酸化モリブデンの一部を還元して前記三酸化モリブデン及び二酸化モリブデンおよび三酸化モリブデンの中間組成を有する酸化モリブデン(MoO y (2<y<3))の第2の混合物を作製し、
前記第2の混合物を減圧下において加熱して気化させることによって形成することを特徴とする光電変換装置の作製方法。
