チップ1の間のろう材層5に気泡6が発生し易い。これ
は金属接続子4のろう付けに於いて、ろう材のヌレ性を
よくする為に、フラックスを与え、加熱、冷却により固
着しているが、ろう材が溶融し固化する迄の間に、フラ
ックス等の気化物が残り、気泡6として残る。この気泡
は耐熱疲労性の低下を招くなど半導体装置の信頼性を悪
化する欠点である。2.
