g)随意的に、水溶性ポリマーと、
を含む接着促進組成物に関する。
2)その後、ポリマー材料を前記金属表面に接着させる工程と、

Claims (24)
- ポリマー材料を金属表面に接着する前に金属表面を処理するのに有用な接着促進組成物であって、
a)酸化剤と、
b)無機酸と、
c)腐食防止剤と、
d)有機ホスホン酸塩と、
を含む接着促進組成物。 - 酸化剤が、過酸化水素である請求項1に記載の接着促進組成物。
- 無機酸が、鉱酸である請求項1に記載の接着促進組成物。
- 鉱酸が、硫酸である請求項3に記載の接着促進組成物。
- 腐食防止剤が、トリアゾール、ベンゾトリアゾール、テトラゾール、イミダゾール、ベンゾイミダゾール、及びこれらの1以上の組合せからなる群から選択される請求項1に記載の接着促進組成物。
- 腐食防止剤が、ベンゾトリアゾールである請求項5に記載の接着促進組成物。
- 有機ホスホン酸塩が、1−ヒドロキシ−1,1−エチリデンジホスホン酸塩、アミノトリ(メチレン−ホスホン酸)、アミノトリ(メチレン−ホスホン酸)五ナトリウム塩、1−ヒドロキシエチレン−1,1−ジホスホン酸、1−ヒドロキシエチレン−1,1−ジホスホン酸四ナトリウム塩、エチレンジアミンテトラ(メチレンホスホン酸)、エチレンジアミンテトラ(メチレンホスホン酸)五ナトリウム塩、ヘキサメチレンジアミンテトラ(メチレンホスホン酸)カリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)三ナトリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)五ナトリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)五ナトリウム塩、ビス−ヘキサメチレントリアミンペンタ(メチレンホスホン酸)塩化物塩、2−ホスホノブタン−1,2,4−トリカルボン酸、1−ヒドロキシエチリデン(1,1−ジホスホン酸)の四ナトリウム塩、及びこれらの1以上の組合せからなる群から選択される請求項1に記載の接着促進組成物。
- 有機ホスホン酸塩が、1−ヒドロキシ−1,1−エチリデンジホスホン酸塩である請求項7に記載の接着促進組成物。
- 有機ホスホン酸塩が、組成物中に約0.1g/L〜120g/Lの濃度で存在する請求項7に記載の接着促進組成物。
- 1−ヒドロキシ−1,1−エチリデンジホスホン酸塩が、組成物中に約0.1g/L〜120g/Lの濃度で存在する請求項8に記載の接着促進組成物。
- ポリマー材料の金属表面に対する接着性を向上させる方法であって、
a)1)酸化剤と、2)無機酸と、3)腐食防止剤と、4)有機ホスホン酸塩と、を含む接着促進組成物を金属表面に接触させる工程と、その後、
b)ポリマー材料を前記金属表面に接着させる工程と、
を含む方法。 - 酸化剤が、過酸化水素である請求項11に記載の方法。
- 無機酸が、鉱酸である請求項11に記載の方法。
- 鉱酸が、硫酸である請求項13に記載の方法。
- 腐食防止剤が、トリアゾール、ベンゾトリアゾール、テトラゾール、イミダゾール、ベンゾイミダゾール、及びこれらの1以上の組合せからなる群から選択される請求項11に記載の方法。
- 腐食防止剤が、ベンゾトリアゾールである請求項15に記載の方法。
- 有機ホスホン酸塩が、1−ヒドロキシ−1,1−エチリデンジホスホン酸塩、アミノトリ(メチレン−ホスホン酸)、アミノトリ(メチレン−ホスホン酸)五ナトリウム塩、1−ヒドロキシエチレン−1,1−ジホスホン酸、1−ヒドロキシエチレン−1,1−ジホスホン酸四ナトリウム塩、エチレンジアミンテトラ(メチレンホスホン酸)、エチレンジアミンテトラ(メチレンホスホン酸)五ナトリウム塩、ヘキサメチレンジアミンテトラ(メチレンホスホン酸)カリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)三ナトリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)五ナトリウム塩、ジエチレントリアミンペンタ(メチレンホスホン酸)五ナトリウム塩、ビス−ヘキサメチレントリアミンペンタ(メチレンホスホン酸)塩化物塩、2−ホスホノブタン−1,2,4−トリカルボン酸、1−ヒドロキシエチリデン(1,1−ジホスホン酸)の四ナトリウム塩、及びこれらの1以上の組合せからなる群から選択される請求項11に記載の方法。
- 有機ホスホン酸塩が、1−ヒドロキシ−1,1−エチリデンジホスホン酸塩である請求項17に記載の方法。
- 有機ホスホン酸塩が、組成物中に約0.1g/L〜120g/Lの濃度で存在する請求項17に記載の方法。
- 1−ヒドロキシ−1,1−エチリデンジホスホン酸塩が、組成物中に約0.1g/L〜120g/Lの濃度で存在する請求項18に記載の方法。
- 金属表面が、銅又は銅合金の表面を含む請求項11に記載の方法。
- 金属表面が、銅合金リードフレームであり、ポリマー材料が、ダイ取付け樹脂である請求項21に記載の方法。
- 銅合金が、高鉄含有量を有する請求項22に記載の方法。
- 銅合金リードフレームを含む半導体集積回路であって、前記リードフレームが、請求項1の組成物を使用して微細粗面化されており、微細粗面化された前記リードフレームが、ダイ取付け樹脂と接着しており、JEDEC MSL−1試験基準に合格可能な半導体集積回路。
